Wire Bonding이란?
---- 반도체 내부 Silicon chip과 외부의 연결 단자인 Lead Frame과 연결하는 것을 말하며, 대부분의 연결 Wire는 Gold(Au) Wire나 Aluminum(Al) Wire가 사용되나 Application에 따라 Copper(Cu) Wire가 사용되는 경우도 있습니다.
